Research grade Gallium Nitride amplifier

The NASA/NSSC is seeking a research-grade Gallium Nitride amplifier. The amplifier must be capable of operating at 800°C in air for a minimum of 1 hour. The requirements for the amplifier include a transistor minimum On/Off ratio of 500 at 800°C, an amplifier chip size not exceeding 2.5 mm x 2.5 mm, and a unity gain bandwidth of 0.5 MHz at 800°C in air. The deliverables include 20 research-grade Gallium Nitride amplifiers, testing documents, and in-situ and ex-situ electrical testing of the amplifiers.
